摘 要:文章通过设计一种全新的高速树脂填胶能力评价模型,研究了高速材料玻璃布开纤方式和玻璃布类型对材料填胶性能的影响。结果表明:(1)相同RC含量下,1080玻璃布树脂填胶性能优于1078玻璃布,主要原因为1078扁平玻璃布,经纱与纬纱之间的缝隙变小阻碍了材料固化过程中的树脂流动,对有大范围BGA或基材区设计的产品优先选择填充性能表现更好的非扁平玻璃布或未开纤处理玻璃布;(2)相同树脂配方下E-Glass树脂填胶性能表现优于Low D_(k)Glass树脂,可能原因之一为Low D_(k)Glass玻璃布基重均较E-Glass轻,相同RC含量下Low D_(k)Glass的可填充树脂量将较E-Glass的少;(3)E-Glass和Low D_(k)Glass玻璃布组分含量主要差异为Low D_(k)Glass玻璃布通过减少CaO/MgO含量,提高B_(2)O_(3)的含量增强玻璃布纤维韧性。In this paper,a new high speed resin filling capacity evaluation model was designed to study the effect of high speed material glass fabric on the properties of filling material.Results show that:under the same RC content,1080 glass cloth resin filling adhesive performance is better than 1078 glass cloth.The main reason is that,for 1078 flat glass cloth,the gaps between the warp and weft is smaller which block the resin flow when materials are in the process of curing.For a wide range of BGA or base material area design,it is preferred to select products with better filling performance such as non-flat glass or fiber glass cloth not processed;The filling performance of E-GLASS resin under the same resin formula is better than that of Low D_(k)Glass resin.One of the possible reasons is that the weight of the Glass cloth base of Low D_(k)Glass is lighter than that of E-glass.With the same RC content,the amount of fillable resin of Low D_(k)Glass will be less than that of E-GLASS.The main difference between e-glass and Low D_(k)Glass is that the fiber toughness of Low D_(k)Glass is enhanced by reducing CaO/MgO content and increasing B_(2)O_(3)content.
