摘　　要：将新型算法—退火遗传算法用于GaAsFET大信号等效电路模型参数的提取,给出了具体流程并提取了器件的模型,结果表明该算法快速可靠,文中为提取大信号模型提供了新的方法,并扩展了遗传算法的应用。A novel annealing-genetic algorithm is used for the extraction of the large signal circuit parameters of the GaAsFET. The concrete procedure is described and the Statz model is extracted. The results show that the novel algorithm is efficient and can extend the applications of genetic algorithm.
