摘　　要：文章首先对测试基准电路ITC’02的产生背景进行了介绍,然后就文件书写格式、系统芯片命名规则、应用范围以及测试问题的分类等进行了比较详细的介绍和剖析,分析了该基准的统计特性,并对其应用现状做了比较详细的考察；为集成电路可测性设计相关研究与开发人员提供了一个新的测试基准参考。The ITC＇02 SoC test Benchmarks are presented, including the demand background, writing format, naming rule, applying fields and classification problems, and detailed analysis to them are given. Furthermore, the statistical characteristic and recent applications are reported and classified. The purpose of this new benchmark set is to introduce new methods to DFT.
