摘  要:半导体光放大器(semiconductor optical amplifier,SOA)是具有优良非线性效应的光子器件。其非线性特性在光开关、波长变换、光逻辑运算中有重要的应用。从SOA载流子的速率方程和耦合波方程出发,经理论分析对SOA增益的非线性特性进行了研究和数值模拟,并通过连续光、脉冲光同时输入及两脉冲光同时输入两种情况,对SOA的交叉增益调制(XGM)这一重要的非线性效应进行了详细的研究和数值模拟。理论分析和数值模拟表明,基于SOA的这种非线性效应可以用来实现多种全光逻辑运算。The semiconductor optical amplifier (SOA) is a kind of photon device which has the excellent nonlinear characteristics and has important applications for the all-optical switching, wavelength conversion, and optical logic calculations. Based on the carrier rate equation and the optical power propagation equation, numerical simulation was made on the non-linear characteristics of the SOA gain after theory analysis. Detailed study was made on the cross-gain modulation (XGM) effect an important nonlinear characteristics of SOA under two conditions, input with a continuous and a pulse optical wave simultaneously and input with two pulse optical wave simultaneously. Theoretical study and numerical simulation show that the nonlinear characteristics based on SOA can be used to realize various all optical logic operations.
