多层微组装件半解析热分析方法的研究

摘　　要：本文研究上表面含热源的多层微组装件半解析热分析方法，用计算机求解其数值解来计算其上表面温度分布．通过计算结果和实测结果进行比较，证实该计算方法正确．This paper studies the semi-analytical thermal analysis method of multilayer electronic modules with heat sources in the surface of the modules. The numerical solution of the temperature distribution in the surface of the modules is calculated by computer using this method. The method is verified by comparing the calculation result with the measuring result.
