摘　　要：文章介绍了芯片封装系统中的三种不同方式,并对这它们进行了比较。根据未来技术的发展,重点介绍了芯片持久埋嵌的方式。This paper introduced three different method of the chip package system, at the same time compared the advantage and disadvantage of them. In according to the development of the future technology, the chip-last embedded active was emphasized here.
