摘  要:提出一种基于WR-140波导功分/合成器与波导-微带双探针过渡相结合的高效空间功率合成方案,并采用GaAsMMIC为推动放大级,MFET为末级功率放大器的两级放大结构,在15.7~16.2GHz频率范围内合成了饱和最大44W连续波功率。接着,采用一种具有渐变匹配结构的宽带波导功分/合成器将两个上述功放模块合成,在15.7~16.2GHz频率范围内实现了饱和最大82W连续波功率输出,合成效率最高达85%,附加效率高于14.5%,在Ku频段实现了高效合成与大功率连续波输出。This paper presents a compact high efficiency spatially power-combining system based on WR-140 waveguide power dividers/combiners and microstrip probe transitions.Using four GaAs MMIC driver amplifiers and four MFET power amplifiers,the combining PA module produced up to 44W maximum power output within the band of 15.7~16.2GHz.Two foregoing PA modules were combined by using broadband waveguide power splitters/combiners which had gradual matching elements.Up to 82W CW maximum saturation power was achieved within the band of 15.7~16.2GHz.The total passive combining efficiency within the operating band was measured up to 85%,and PAE was over 14.5%.So,a high efficiency and large CW RF output power amplifier was realized in Ku-band
