摘　　要：文章介绍了数字集成电路测试系统的测试结构,分析了测试过程中各部分的工作原理,说明了测试的实现过程。在此基础上,提出了测试结构中各部分的校准原理与实现方法。Abstract This paper introduces the test structure for digital IC test system and analyzes the principle of testing for the parts in it. It also describes the process procedure of fulfillment for test. Based on the test principle, it presents the calibration method and fulfillment.
