摘 要:本文采用球磨工艺合成了SiGe合金粉末,结合放电等离子烧结制备出了掺杂GaP与P的N型Si80Ge20块体合金。利用XRD、SEM等手段对球磨粉末与烧结体进行了表征,并对烧结体进行了电性能的测试。结果表明:Si、Ge粉末经球磨后可完全形成单相的SiGe合金;通过谢乐公式的计算,机械合金化的合金粉末的平均晶粒尺寸可达nm级,而且经SPS烧结后的块体合金晶粒并没有明显的长大。SiGe bulk alloys are prepared by mechanically alloying(MA),followed by a spark plasma sintering(SPS) method.The phase analysis and microstructure of milled powders and sintered bulks are investigated through X-ray diffraction and scan electron microscope.In addition,the room-temperature electrical properties of bulk alloys are studied.The results show that Si and Ge powders can be alloyed by MA completely;Calculation from the XRD spectra using the Scherer formula shows that the average grain size of powders by MA is less than 20 nm,and grain size were increased by a subsequent SPS.
