摘 要:微环探测器具有高速、高量子效率、窄线宽、易于集成等显著优点,在未来的光通信系统和光电集成中有广阔的应用前景。提出了一种新型级联微环光探测器(CMRPD),从理论上推导出了其透射特性和量子效率。通过调节级联微环之间的耦合系数,使波长选择特性满足国际电信联盟远程通信标准化组(ITU-T)制定的密集波分复用系统(DWDM)中解复用器的性能标准。仿真结果表明:该四环级联探测器响应频谱的-3 dB,-0.5 dB和-20 dB带宽分别为0.85 nm,0.3 nm和0.8 nm,证明微环光探测器具有平顶陡边的光谱响应特性。采用InP/InGaAsP材料制作了圆环形和跑道形两种多模环形谐振腔,并测试了相应的透射谱。Micro-ring photodetector has broad application prospect in optical communication and optoelectronic integrated circuit(OEIC) due to its obvious advantages of high speed,high quantum efficiency,narrow linewidth and good integration.A novel cascaded micro-ring photodetector based on micro-ring resonator was proposed and the transmission spectrum as well as the quantum efficiency were deduced.The wavelength selection characteristic could meet the ITU-T standard of DEMUX devices used in DWDM by adjusting the coupling coefficient of the cascaded micro-rings.Simulation results show that the-3 dB,-0.5 dB and-20 dB bandwidth response spectrum for this four-ring cascaded photodetector are 0.85 nm,0.3 nm and 0.8 nm respectively,which demonstrate that the micro-ring photodetector has flat-top and steep-edge spectral response.Two kinds of multimode micro-ring resonant cavities are fabricated with InP/InGaAsP materials,one of which has the shape of a ring while the other of a run way,and the transmission spectrums are tested.
