摘  要:利用B样条技术计算类氢InAs类氢杂质量子环基态和激发态能级的量子尺寸效应.当抛物势ω=0和ω=50meV时,基态能量的计算结果为常数E0,0=-4.98meV;当r0=0时,且无类氢杂质时,计算结果和精确的理论计算结果完全一致;当量子环较小时,杂质的库仑势对量子环的能量曲线Enr,m——r0影响较大;当量子环较大时,杂质的库仑势对量子环的能量的影响越来越小,库仑项可以近似地作为微扰项来处理.抛物禁闭关联势-μω02rr0对量子环的能量起关键作用,绝对不可能作为微扰项处理.量子环的基态和激发态随着抛物势ω的增加而增大.保持径向量子数nr不变,小量子环的能级随着角量子数|m|不同而明显分开,简并被破坏;当量子环变大时,基态和激发态的能级都趋于简并.The size-dependent effect of energy of hydrogen-like impurity InAs quantum ring is calculated with B-spline technique.When parabolic confinement potentialω=0 and ω=50 meV,the ground state energy of quantum ring is constant E0.0=-4.98 meV.When r0=0 and no hydrogen-like impurity,calculated results showing agreement with accurate theoretical results.When r0 is small,Coulomb energy has a clearly effect on the energy of quantum ring curve Enr,m——r0.When r0 becomes larger,the effect ion on the energy of quantum ring by Coulomb energy becomes smaller.Coulomb energy can be dealt with as perturbation approximatively.The parabolic potential across item-μω02rr0 effects on energy of quantum ring violently,it can not be taken as perturbation.The ground and excited state energy of quantum ring increases quickly with parabolic potential ω increasing.Keep radial quantum number nr constant,the energy curve Enr,m——r0.of small quantum ring apart each other with different angular quantum number|m|,the degeneracy of energy is broken.When r0becomes larger and larger,the ground and excited state energy of quantum ring tends to degenerate.
