摘　　要：模拟分析了 MCT关断失效机理 ,并进行了实验验证 .结果表明 ,器件温度分布的不均匀性及元胞栅极寄生电阻的不等引起电流在芯片局部元胞集中 ,从而造成The mechanism of turn\|off failure in MCT has been simulated and verified by test.It is shown that the nonuniform temperature distribution in the device and the unequal gate resistance between cells cause current crowding in part of the MCT cells and result in the device failing to turn\|off.
