摘 要:设计了一种基于SMIC 0.18μm RF 1P6MCMOS工艺的高性能全差分环形压控振荡器(ring-VCO),采用双环连接方式,并运用交叉耦合正反馈来提高性能。在1.8V电源电压下对电路进行仿真,结果表明:1)中心频率为500MHz的环形VCO频率调谐范围为341~658MHz,增益最大值Kvco为-278.8MHz/V,谐振在500MHz下VCO的相位噪声为-104dBc/Hz@1MHz,功耗为22mW;2)中心频率为2.5GHz的环形VCO频率调谐范围为2.27~2.79GHz,增益最大值Kvco为-514.6MHz/V,谐振在2.5GHz下VCO的相位噪声为-98dBc/Hz@1MHz,功耗为32mW。该VCO适用于低压电路、高精度锁相环等。A high-performance fully differential ring voltage-controlled oscillator(ring-VCO) was designed based on SMIC's 0.18-μm RF 1P6M CMOS technology,in which a dual-loop and a cross coupling positive feedback were used to improve the performance.Post simulation was made on the circuit at 1.8 V supply power.Results showed that: 1) the ring VCO with a center frequency of 500 MHz had a frequency range from 341 MHz to 658 MHz,a peak gain(Kvco) of-278.8 MHz/V,a phase noise of-104 dBc/Hz at 1 MHz offset from 500 MHz oscillating frequency,and a power consumption of 22 mW;2) the ring VCO with a center frequency of 2.5 GHz had a frequency range from 2.27 GHz to 2.79 GHz,a peak gain(Kvco) of-514.6 MHz/V,a phase noise of-98dBc/Hz at 1 MHz offset from 2.5 GHz oscillating frequency,and a power consumption of 32 mW.The VCO is applicable for low voltage circuits and high-precision PLL.
