摘　　要：利用导出的描述外腔半导体激光器 (ECLD)双稳特性的阈值载流子密度与振荡频率之间关系的基本方程 ,求得了跳变点处的载流子密度及频率的解析表达式 ,并由此分析了双稳环宽度随ECLD几个关键参量的大小而变化的情况。Using the basic equation of the oscillation frequency in terms of the carrier density, which depicts the characteristics of bistability of external cavity semiconductor lasers(ECLDs),the explicit analytical expression is deduced of carrier density and oscillation frequency at the jump points of the hysteresis loops. Thus, the variation of loop width with several key parameters of the ECLDs is also investigated.
