摘  要:根据等效腔法和耦合模理论,研究了光纤光栅外腔半导体激光器的理论模型。讨论了光纤光栅反射率对阈值电流和输出功率的影响,说明光纤光栅反射率存在一个最佳值。耦合系数越高,等效反射率也就越大,因此提高耦合系数可以有效的增加输出功率。实验表明:前端面反射率对锁模起主要作用,随前端面反射率的减小,外腔模的作用越明显,边模抑制比越大;光纤光栅的反射率存在一个最佳值,过高或过低都会使边模抑制比变小。当注入电流为100 mA时,优化的光纤光栅外腔半导体激光器的峰值波长变化小于0.3 nm,边模抑制比大于45 dB。The theory model of the fiber grating external cavity semiconductor laser (FGESL) was researched, and the effects of different fiber grating reflectivity on the threshold current and output power of FGESL were discussed, according to the equivalent external cavity model and the couple mode theory. The result shows that the fiber grating reflectivity has a optimal value. When the coupling coefficient was higher, the equivalent reflectivity would be larger, the output power would increase. The reflectivity of the front facet is a major action to mode-locked, when the front facet reflectivity decreases, the external cavity is more emphatic and the side mode suppression ratio (SMSR) is more higher; the reflectivity of fiber grating has a optimal value, if it changed, the SMSR will be decreased. When the injection current is 100 mA, the peak wavelength of the fiber grating external cavity semiconductor laser changes less than 0. 3 rim, the side mode suppression ratio is more than 45 dB.
