摘 要:以EP(环氧树脂)为基体树脂、DCA(双氰胺)为固化剂和改性咪唑为固化促进剂,并引入填料及其他助剂,制备出种单组分EP流动型底部填充胶。通过凝胶时间的测定和FT-IR(红外光谱)表征,确定了该胶粘剂的固化温度,并探讨了填料种类及配比对该胶粘剂的黏度、导热系数、介电常数和粘接强度等影响。研究结果表明:当m(EP):m(DCA):m(改性咪唑)=100:8:5、m(Al_2O_3):m(BN)=5:4、m(SiO_2):m(Al_2O_3)=50:10、w(硅烷偶联剂)=5%和w(分散剂)=0.5%(均相对于EP质量而言)以及固化工艺为"85℃/30 min→120℃/1 h"时,该胶粘剂的综合性能相对较好,其剪切强度为15.33 MPa、导热系数为0.793 W/(m·K)和黏度为6.06 Pa·s,完全满足应用要求。With EP(epoxy resin) as matrix resin,DCA(dicyandiamide) as curing agent and modified imidazole as curing accelerator,and adding fillers and other additives,a single-component flow-type EP underfill adhesive was prepared. The curing temperature of adhesive was determined by testing gelation time and characterizing FT-IR(infrared spectroscopy). And the influences of fillers types and proportions on the viscosity,thermal conductivity,dielectric constant and bonding strength of adhesives were discussed. The research results showed that the adhesive had the relatively better combination property and could fully meet the application requirements because its shear strength was 15.33 MPa,thermal conductivity was 0.793 W/(m.K);and viscosity was 6.06 Pa's when mass ratios of m (EP) :m ( D C A ) :m ( modified imidazole ), m (Al2O3) :m ( B N ) and m ( SiO2 ) :m ( Al2O3 ) were 100:8:5,5:4 and 50:10 respectively, mass fractions of silane coupling agent and dispersing agent were 5% and 0.5% respectively in EP, and curing process was "85℃/30 min→120 ℃/1 h".
