摘　　要：键合丝的生产不断向低成本发展,目前市场上存在的键合丝种类繁多,但不同类型键合丝的生产流程大致相同,而各流程工序细节控制不尽相同。文中分别从拉丝、退火和绕线工序阐述了不同类型键合丝生产过程中应注意的重点和细节问题。The production of bonding wires is aiming at lower costs .At present,there exists a variety of bonding wires in the market.The production processes of these wires are similar .However,details of the control process are dif-ferent.In this paper the important and detailed factors for the production of bonding wires will be discussed on the processes of drawing ,annealing and spooling .
