气相色谱-质谱法测定三氯氢硅中甲基二氯硅烷的方法研究

摘　　要：采用气相色谱-质谱（GC-MS）联用技术,以1,2-二氯乙烷为内标,用内标法对三氯氢硅（SiH3Cl）中的含碳杂质甲基二氯硅烷快速分离并进行了分析测定方法研究.实验结果表明,甲基二氯硅烷含量在0.1～100μg/mL范围内有良好的线性关系,相关系数r大于0.999 9.该方法重现性好,可用于多晶硅生产用三氯氢硅中含碳杂质甲基二氯硅烷的分析测定.A rapid gas chromatography - mass spectrometry （GC -MS）method for the separation and determination of methyldichlorosilane in trichlorosilane is described. 1,2 - dichloroethane is used as internal standard. The experimental results show that the correlation coefficient of linear regression equations is better than 0. 9999 in the range of 0. 1 -100 μg/mL,and the reproducibility is good. Using this method ,methyldichlorosilane in trichlorosilane can be easily determined.
