摘 要:采用脉冲激光沉积法(PLD)在Sr Ti O3:Nb基底材料上沉积出高质量钇钡铜氧(YBCO)薄膜,并对YBCO/NSTO异质结的光伏特性进行了深入研究。研究发现,YBCO/NSTO异质结在可见光部分出现明显的吸收效应;开路电压和短路电流密度分别达到1.065V和94μA/cm2;YBCO薄膜的氧含量对异质结光伏特性有很大影响。由此可知,氧含量具有明显调节YBCO薄膜正常态带隙的作用,这为YBCO薄膜在光伏发电和光电子器件领域的应用奠定基础。In this work, a YBa2 Cu3 O7 -δ/SrNb0.1 Ti0. 9 O3 (YBCO/NSTO) bilayer structure was fabricated by eclipse Pulsed Laser Deposition (PLD) by depositing high quality YBCO film on the substrates SrTiO3 : Nb. And the photo voltaic effect of the YBCO/NSTO heterojunction was analyzed. The results show that the hetero junction has obvious absorption in visible light part. A large open - circuit voltage ( Voc ) of 1. 065V and a photo - induced short - circuit current density ( Jsc ) of 941μA/cm2 were obtained. The photo voltaic characteristics of the YBCO/NSTO hetero junction were strongly depended on oxygen content of the YBCO thin film. It could be seen that the band gap of normal state YBCO thin film could be obviously adjusted by oxygen content, which laid the foundation for the application of YBCO thin film in the solar photovoltaic power generation and optical electronic devices field.
