摘 要:分析了功率器件寿命预测研究现状,并通过恒定应力加速寿命试验来提取器件失效参数,利用正态分布统计方法提取Coffin-Manson寿命预测模型参数建立功率器件寿命预测模型并进行分析。结果表明,模型参数拟合值和实测值的相关系数均在96.8%以上,试验结果满足正态分布统计,说明得到的模型参数是有效的。模型在ΔTj为70.5℃下仿真值与试验值的相对误差为2.768%,证明了该模型的可行性和准确性。The current study situation of power device's lifetime predicting was analyzed, and power device's lost efficacy parameters were obtained by constant-stress accelerated life test. Coffin-Manson lifetime predicting model parameters were obtained by using statistic method of normal distribution, which were used to establish power device's lifetime predicting model. The parameters were analyzed. Results show that the correlating coefficient of model parameter fitting values and test values is up to 96.8%, experimental results obey normal distribution statistics, which shows the model parameters are efficient. Relative error of experimental values (ΔTj=70.5 ℃) and simulating values is 2.768%. It is proved that the lifetime predicting model is feasible and accurate.
