摘  要:在IGBT等效的有源模型基础上,分析电感负载下IGBT的开关换流过程及门极驱动参数对开关过程的影响。详细地介绍了IGBT驱动的设计原理和技术方法,包括:信号传输、隔离电源、驱动输出、保护等方面,总结了不同设计方法导致驱动器输出特性的差异、优缺点。采用TX-2DE300M17,2SC0435和2QD15A17K-C三款集成驱动器,设计外围驱动电路,对英飞凌FF300R17KE4进行双脉冲测试实验,比较研究了开通暂态波形,分析三款驱动器的技术差异和优缺点,最后介绍了IGBT门极驱动应用过程中应着重注意的细节。The process of the IGBT switching communication and the effect of the gate drive parameters on the switching process were analyzed, based on the equivalent active model. Also the IGBT driver's design principle and the technique, including the signal transmission, isolated power supply, drive output and protection were introduced in detail. The differences of output characteristics, the merits and demerits because of the different design method were summarized. The TX-2DE300M17, 2SC0435 and 2QD15A17K-C were used to design the driver circuit and do the double pulse testing experiment to the Infineon FF300R17KE4. The waveforms of turn-on were compared and the three driver technology's differences, advantages and disadvantages were analyzed.
