摘 要:为了改善全光3R再生-光判决门的性能,利用三能级量子点半导体光放大器(Quantum Dot Semiconductor Optical Amplifier,QD-SOA)模型研究了QD-SOA有源区载流子恢复特性,并基于马赫-曾德尔干涉仪效应(MZI)的光判决门结构,仿真分析了注入电流、泵浦光功率和光场限制因子等对开关对比度的影响。结合QD-SOA的载流子恢复特性,在有源区注入补充电流,提高电子占有率,补充载流子消耗,为提高光判决门开关工作速度提供了有利条件。基于MZI效应光判决门分析了对比度(CR)对开关性能的影响,模拟仿真结果显示:在特定光场限制因子范围内,适当增加注入电流,可以提高开关对比度,优化光判决门开关窗口特性,从而得到更加理想的全光开关设计参数,对超高速信息处理、全光网络光判决技术等未来光网络发展具有重要的指导意义。In order to optimize the performance of all-optical 3R regeneration - decision gate, and with the threeenergy-state model of QD-SOA (Quantum Dot Semiconductor Optical Amplifier), the recovery properties of active region cartier is studied. Based on MZI(Mach Zehnder interferometer) of optical decision gate structure, the effects of various parameters including inject current, pump power and confinement factor on switch contrast are analyzed in detail. Analysis reveals that the stronger the injected current, the higher the optimized electron occupation rate and recovery properties, this could provide certain favorable conditions for improving optical decision gate switching speed combined with the basic physical mechanism of QD-SOA. Then based on MZI, the effects of CR (Contrast Ratio) on the performance of switch are discussed. Simulation results indicate that in specific confinement factor range, the contrast ratio and performance of optical decision gate can be optimized with proper increase of injected current, and better all-optical switch design parameters can be acquired. It is indicated that the contrast ratio could be significantly enhanced by setting the right confinement factor, this has an important guiding significance for optical network, particularly for the future development of ultra-high speed information processing and ally-optical networks optical decision technology.
