摘  要:提出了一种新型结构的可变全差分电感,并将其应用于一款宽带CMOS压控振荡器(VCO)的设计。通过开关控制电感值大小在0.87 nH和1.72 nH之间变换,进一步通过4 bit数字信号控制MOS管电容阵列开关的闭合,VCO输出频率调谐范围(FTR)超过57%。采用TSMC 55 nm1P8M CMOS工艺对VCO进行了流片和性能测试,测试结果表明:VCO的输出信号频率范围为3.98-7.22 GHz,其中,开关闭合状态下VCO高频频率范围为4.73-7.22 GHz,开关打开状态下VCO低频频率范围为3.98-5.23 GHz;1 MHz频偏处,VCO的整体相位噪声小于-104 d Bc/Hz,适用于多频段无线收发器的设计。VCO的电源电压为1.2 V,芯片面积为0.39 mm2。A novel structural variable fully differential inductor was proposed and applied to the design of a wideband CMOS voltage-controlled oscillator( VCO).The inductance of this inductor can be changed between 0.87 nH and 1.72 nH by switches,which can be used to extend the frequency tuning range( FTR) of the VCO.Meanwhile,the closure of the MOS transistors-based capacitor array was controlled by the 4-bit digital signal,and the output FTR of the VCO was larger than 57%.This VCO was fabricated using TSMC 55 nm 1P8 M CMOS process.The measurement results show that the output signal frequency range of VCO is from 3.98 GHz to 7.22 GHz,in which the high-frequency range is from4.73 GHz to 7.22 GHz at the off-state of switches and the low-frequency range is from 3.98 GHz to5.23 GHz at the on-state of switches.The overall phase noise of this VCO is less than- 104 d Bc/Hz at1 MHz frequency offset,which is suitable to the design of multi-band frequency wireless transceivers.The power supply of the VCO is 1.2 V and the area of the chip is 0.39 mm-2.
