摘  要:采用超声协振复合钎焊,并调整超声功率,制备了4组Cu/Sn-Bi-1.5Al2O3/Cu微型焊接接头,通过润湿性试验、微观组织观察、显微硬度测试、拉伸性能检测、断口形貌分析,综合评定超声功率对Sn-Bi-1.5Al2O3/Cu焊点组织和性能的影响。结果表明,利用超声波在液态钎料中的声空化和声流等次级效应,复合钎料填缝能力强,铺展面积最大提高了51.7%。经超声处理后,随着超声功率的增大,产生细晶强化、组织改善、缺陷减少的效果。当超声功率为800 W时,Bi相含量较未超声处理时减少了4.7%,钎缝中部和边界IMC层的显微硬度分别增大了40.7%和89.9%,抗拉强度和伸长率分别提高了40.7%和89.9%,断裂位置由钎缝边界逐步转移至钎缝中部。New ultrasonic-assisted soldering technology was adopted to weld four sets of Cu/Sn-Bi-1.5Al2O3/Cu micro-butt butt joints by adjusting the ultrasonic power.Through wetting testing,microstructure observation,micro-hardness experiment,tensile testing,fracture morphology analysis,effects of ultrasonic power on microstructure and properties of the Sn-Bi-1.5Al2O3/Cu solder joint were evaluated comprehensively.The results show that the filling ability of the composite solder is enhanced,and the largest spreading area is increased by 51.7% based on utilizing the secondary effects of ultrasonic cavitation and acoustic streaming of the ultrasound in liquid solder.After ultrasonic treatment,with the increase of ultrasonic power,fine grain strengthening is generated,and microstructure is improved with the decrease of defect.When the ultrasonic power is 800 W,the Bi phase content is decreased by 4.7%compared with ones in un-ultrasonic treatment.Meanwhile,hardness of the central brazing seam and IMC layer on boundary is increased by 40.7%and 89.9%,respectively,in addition,the tensile strength and elongation are increased by 40.7%and 89.9%,respectively,and the fracture position is transferred from the brazing seam boundary gradually to the central joint.
