摘  要:设计了一款增益可调且平坦的超宽带低噪声放大器(FTG UWB-LNA)。输入级采用具有新型偏置电路和RLC反馈的共基-共射放大器;输出级采用电流镜偏置的共集放大器;放大级采用新型有源电感与达林顿结构构成的组合电路。实现了增益的可调且平坦以及宽带输入输出匹配。基于WIN 0.2μm GaAs HBT工艺库,对FTG UWB-LNA进行验证,结果表明:在1 GHz~6 GHz频带内,增益S_(21)可以在21.16 dB~23.9 dB之间调谐,最佳增益平坦度达到±0.65 dB;S_(11)小于-10 dB;S_(22)小于-12 dB;FN小于4.08 dB;在4 V的工作电压下,静态功耗小于33 mW。An ultra-wideband low noise amplifier with flat and tunable gain(FTG UWB-LNA)is presented.The common base cascode amplifier with RLC feedback and a novel biasing circuit was used at the input stage;the output stage uses a common-collector amplifier with parallel resistor and current mirror bias;the amplifier stage employs a combinational circuit consisting of a new active inductor load and the Darlington circuit to realize tunable and flat gain and achieve good wideband input and output impedance matching.The FTG UWB-LNA is designed in the standard WIN 0.2μm Ga As HBT process.The gain S_(21) can be tuned between 21.16 dB and 23.9 dB,the optimal gain flatness can be up to ±0.65 dB within a range of 1 GHz~6 GHz frequencies;the S_(11) is better than -10 dB;the S_(22) is better than -12 dB;the F_N is less than 4.08 dB.The static power consumption is less than 33 mW under the operation voltage of 4 V.
