摘 要:高压大容量IGBT器件广泛应用于现代电力机车变流器系统中,其工作特性决定了电力机车的运行性能。用于牵引变流器的IGBT模块在功率密度、反并联二极管容量、封装技术和工作环境上要求更加严格。依据实际应用环境,测试并掌握IGBT器件的特性参数,选用合适的驱动保护电路,可以确保IGBT稳定可靠运行,充分发挥变流系统的控制特性。本文重点研究DM型国产大功率IGBT的工作特性,选取两种国外同规格IGBT进行对比测试分析。将国产DM型IGBT应用到HXD2F机车变流器进行了特性测试,测试结果为此款IGBT以后应用于牵引变流器的开发设计选型提供参考。High power high voltage IGBT devices are widely used in converter system for modern electrical locomotives,which determine the operating performance of rail transit vehicles. IGBT power modules applied for traction converter have much stringent requirements in power density,anti-paralleled diode's capacity,packaging technology and working circumstance. The accurate parameters of working characteristics,the suitable driver and protection circuits,and the compatible application circumstances could help IGBTs working stably and reliably. In this paper,one type of home-made IGBT named DM is studied for comparing with two other imported IGBT modules in working characteristics. Operating tests are carried out on the platform based DM series IGBT converter in HXD2F electrical locomotive,and the results provide a reference for the design and application of home-made IGBT for traction converter in the next.
