摘 要:晶闸管作为脉冲功率系统中重要的开关元件,在实际运用过程中晶闸管的结温既影响晶闸管运行的可靠性,又影响其使用寿命,因此对晶闸管的热阻分析与建模具有极高实用价值。该文运用导热微分方程计算晶闸管内部不同材料元件热阻抗特性,分别求得到其对应的Foster网络参数模型。然后把各层材料的Foster参数进行变化得到应的Cauer网络参数,最终把各层材料的Cauer模型级联起来得到整个晶闸管的结温计算模型。结合实际晶闸管结构和对应材料热物理参数,分析接触热阻与压接力关系,在新模型中加入相应的接触热阻。将所求得的晶闸管的新的Cauer电路网络模型的单位阶跃响应、ANSYS有限元建模计算结果及晶闸管手册中提供的热阻抗曲线进行对比,验证提出新的结温计算方法的可行性。同时针对实际工况的脉冲电流曲线幅值脉宽进行分析且建立试验平台研究相同电流脉宽,不同电流幅值的单次浪涌电流工况温升情况,通过新模型与传统模型相比较,验证提出的新模型的有效性。通过理论分析和实验验证,为晶闸管热特性设计及电热耦合计算提供一种实用的电路暂态等效计算模型。Thyristor is an important switching element in pulsed power system.In the actual application,thyristor's the junction temperature will affect the reliability and lifetime.So the analysis and modeling of the thermal resistance of thyristors are of high practical value.Based on the differential equation of heat conduction,the thermal impedance characteristics of each layer of the thyristors were analyzed.And the time domain heat transfer expression of each layer was obtained.The corresponding Foster parameters were obtained by fitting the thermal impedance curve.Then the Cauer model parameters were obtained by using the parameters of the Foster model.The Cauer model of each layer was connected to obtain the Cauer model of thermal impedance of the thyristor.Based on the actual thyristor structure and the thermophysical parameters,the relationship between contact thermal resistance and pressure relay is analyzed,and thermal contact resistance is added into the new model.The unit step response of the new Cauer model was compared with the results obtained by the ANSYS finite element method and the thermal impedance curves provided in the thyristor handbook.The effectiveness of the new model was verified.An experimental platform was established to study the temperature rise of single surge current with different current amplitude.The validity of the new model was verified by comparing the new model with the traditional model.It provided a practical circuit transient equivalent model for the design of the thermal characteristics of the pulsed power thyristor and the electrothermal coupling calculation.
