摘 要:由高压大功率晶闸管关断引起的电压应力和电流应力是研究晶闸管电气特性的重要内容。在PSCAD/EMTDC,MATLAB-Simulink等仿真软件中,晶闸管模型是一个理想模型,然而实际上换相关断过程会影响晶闸管的暂态性能。基于常用的晶闸管关断电流指数模型,文中以晶闸管5STP34Q5200为例,介绍了基于MATLAB-Simulink的一个实用仿真模型。该晶闸管关断模型考虑了反向恢复电流和电荷的影响,且在直流测试电路中得以验证。此外,文中详尽讨论了正向电流幅值、电流变化率和缓冲回路参数对晶闸管关断电应力的影响,并最终验证了文中所介绍的仿真法对高压大功率晶闸管关断电应力的研究具有一定的有效性。The voltage stress and current stress caused by turn-off process of high voltage power thyristor are two important research focuses on its electric characteristics. The thyristor models in some programs, such as PSCAD/EMT- DC and MATLAB-Simulink, are ideal models, however the turn-off process influences the transient characteristics of thyristor. Based on common-used exponential model of turn-off current, taking the thyristor 5STP34Q5200 for example, this paper introduces a practical simulation model in detail by utilizing MATLAB-Simulink. This thyristor turn-off model took the influence of the reverse recovery current and electric charges into consideration and is verified in DC testing circuits in product manual. Furthermore, the interference to the turn-off electrical stress on highvoltage power thyristor caused by forward current, changing rate of current, and snubber circuit parameters are discussed in detail. It is concluded that the simulation method is useful for the analysis of the turn-off electrical stress on thyristor.
