摘　　要：提出了一种适用于超宽多排QFP封装切筋成形模方案,采用切筋、成形一、成形二、分离4副模具完成,针对超宽多排QFP封装产品特点,给出切筋、成形主要工步排样和以及设计中需要注意的问题。This paper puts forward a applicable for the super wide ＆ multi-row QFP packaging Trim Forming die, it adopts four dies to complete the total process, such as：dambar cutting die, forming die, singulation die. It provide the are cutting, forming the main strip layout and need to be aware of problems and design according to the characteristics of super wide ＆ multi-row of QFP packaging products.
