摘 要:以高纯Al-4%Cu合金为研究对象,通过拉伸实验、硬度实验、X射线衍射、TEM观察等方法,分析同一轧制变形量下不同退火温度对Al-4%Cu合金力学性能及显微组织的影响。结果表明:当退火温度达到200℃时,合金组织中开始析出少量Al_2Cu相;温度达到250℃时,组织中析出大量细小的纳米级针状θ'(Al2Cu)相,纳米级针状第二相弥散分布于基体上,显著提高靶材的抗冲击性能,且组织均匀,保证了靶材溅射薄膜的品质;温度达到300℃时,组织中第二相明显长大粗化,尺寸达到1μm左右,微米级第二相在靶材冲击过程中易造成应力集中,从而产生冲击微裂纹,导致颗粒飞溅,影响薄膜质量。同时,退火过程中,合金抗拉强度由轧制态的369 MPa降低至173 MPa,说明高纯铝铜合金退火过程中加工硬化消除的效果强于第二相析出强化的效果,伸长率由3. 5%升高至15. 6%,塑性得到很大程度的提高。Taking high purity Al-4% Cu alloy as the research object,the influence of annealing temperatures on mechanical properties and microstructure of aluminum alloy under the same rolling deformation was analyzed by means of tensile test,hardness test,X-ray diffraction and TEM observation. The results show that when the annealing temperature reaches 200 ℃,a small amount of Al2 Cu phase begin to precipitate in the alloy structure. A large number of fine nanoscale needle-like θ' phase( Al2 Cu) precipitates in the microstructure when the temperature reaches 250 ℃,the nanoscale needle-like second phase is uniformly distributed on the matrix which significantly improves the impact resistance of the target,and the microstructure is uniform which guarantees the quality of the sputtering film. When the temperature reaches 300 ℃,the second phase of the microstructure is obviously grown,coarsened,and the size of the second phase reaches about 1 μm. During the process of the target impact,the micro grade second phase easily causes stress concentration which resuls in the impact micro cracks,particle splashing and affects the quality of the film. At the same time,the tensile strength of the alloy decreases from 369 MPa in the rolling state to 173 MPa during the annealing process,which indicates that during the process,the elimination effect of work hardening is greater than the strengthening effect of second phase precipitation,the extension rate of the material increases from 3. 5% to 15. 6%,and the plasticity is greatly improved.
