摘  要:采用脉冲激光和磁控溅射技术制备Pt/MgO/Pb0. 2Zr0. 8Ti O3(PZT)/SrRu O3复合铁电隧道结.固定MgO/PZT复合层的厚度为10 nm,改变MgO与PZT的相对厚度,研究其隧道结的阻变特性.研究结果表明,随MgO厚度的增加,高低阻态比值呈现先增加后减小的趋势.这些结果可以用隧穿势垒的非对称性解释.Pt/MgO/Pb0.2Zr0.8 TiO3/SrRuO3 composite ferroelectric tunnel junctions( FTJs) were prepared by pulsed laser deposition and dc magnetron sputtering. The resistive characteristics of the junctions were studied as fixing the composite layer thickness to 10 nm while varying the thickness distribution. It showed the OFF/ON ratio increased firstly and then decreased with increasing the thickness of MgO. It was explained in term of the asymmetry of the tunneling barrier.
