摘 要:空间高能粒子引发的位移损伤效应会引起光电耦合器件饱和压降、电流传输比、击穿电压和正向电压等参数发生变化以致器件失效.为研究低地球轨道中子环境产生的位移损伤效应对该轨道航天器上光电耦合器件的影响,文章利用中子辐照源,在不同注量下对不同型号的光电耦合器件进行试验研究,得出器件饱和压降、电流传输比、击穿电压及正向电压随中子辐照注量的变化规律.研究结果表明:饱和压降、电流传输比和击穿电压对中子辐照的敏感度较高,而正向电压对辐照并不敏感.分析表明,辐照引起的位移损伤效应是导致器件电流传输性能退化的一个重要原因.研究结果可为光电耦合器件在空间环境中的使用提供试验依据和参考.The displacement damage caused by the space energetic particles would result in the degradation of parameters of photoelectric coupler devices onboard spacecraft under the related space environment,such as the saturation voltage drop,the current transfer ratio,the breakdown voltage,and the forward voltage,and even leads to the device failure.In order to study the effects of the displacement damage on the photoelectric couplers under the LEO neutron irradiation,the electrical properties of different types of optocouplers are tested under the neutron irradiation.The variation trends of the parameters such as the saturation voltage drop,the current transfer ratio,the breakdown voltage and the forward voltage under different fluences of the neutron irradiation are obtained.It is shown that the saturation voltage drop,the current transfer ratio and the breakdown voltage are relatively more sensitive to the neutron irradiation,while the forward voltage is much less sensitive to the same level of irradiation.Analysis reveals that the displacement damage caused by the neutron irradiation is an important reason for the degradation of the device’s current transmission performance.The research results will provide an experimental basis and a reference for the use of photoelectric coupler devices in the space environment.
