摘  要:基于对横向PIN二极管的物理建模,分析了固体等离子体的形成机理,建立了复介电常数、电导率等固体等离子体参数与半导体中载流子浓度、横向PIN二极管的物理结构尺寸等参数的关系,并研究得到了电磁波在横向PIN二极管中的传输与损耗特性。以硅基横向PIN二极管为基础,提出了固体等离子体频率可重构天线的实现方法,通过控制横向PIN二极管的通断,可以获得不同的天线谐振工作频率。通过可重构振子天线的设计与加工测试,天线的频率重构范围超过一个倍频程。实验测试结果与仿真分析实现了良好吻合,验证了理论分析的正确性与天线实现方法的可行性。Based on the modeling of the lateral PIN diode,the formation mechanism of the solid state plasma is analyzed.Relationships of the solid state plasma parameters,i.e.,complex permittivity,conductivity,and carrier density in semiconductor,and physical structure size of the lateral PIN diode are built.Furthermore,the transmission and loss characteristics of the electromagnetic waves in lateral PIN diodes are obtained.An implementation method of the solid state plasma frequency re-configurable antenna is proposed based on the silicon lateral PIN diode,and it could shift the resonant frequency by controlling lateral PIN diodes.The re-configurable frequency range of the fabricated antenna is over an octave by designing and fabricating the re-configurable dipole antenna.The experimental performances are in a good agreement with the simulated results,which indicates that the analysis on the lateral PIN diode is correct,and the implementation method of the re-configurable antenna is feasible.
