摘  要:结合异质结电池的工作原理,运用AFORS-HET软件,对n型/p型异质结太阳能电池进行模拟与优化设计,研究发射层、前本征层、衬底层的厚度以及氧化铟锡(ITO)薄膜功函数对异质结太阳能电池性能的影响。结果显示,n型异质结太阳能电池的转换效率略高于p型异质结太阳能电池,n型异质结太阳能电池的功函数提升会对电池的转换效率有所帮助,而p型异质结太阳能电池的功函数恰好相反,本文给出了优化的异质结电池结构设计模型。Combined with the working principle of heterojunction cells,AFORS-HET software was used to simulate and optimize the design of n/p heterojunction solar cells.The inf luence of the thickness of emission layer,front eigen layer,substrate layer and indium tin oxide(ITO)f ilm work function on the performance of heterojunction solar cells was studied.The results show that the conversion eff iciency of n heterojunction solar cells is slightly higher than that of p heterojunction solar cells,and the work function enhancement of n heterojunction solar cells will help the conversion eff iciency of the cells,while the work function of p heterojunction solar cells is the opposite.In this paper,an optimized structural design model of heterojunction cell is presented.
