摘 要:功率器件是导致逆变器运行期间失效的重要因素,因此研究功率器件对逆变器失效机理的影响尤为重要。首先建立了含杂散电感的三电平中点箝位(3L-NPC)逆变器拓扑模型。其次从含有杂散电感的逆变器拓扑角度研究其功率器件在开关瞬态过程的失效机理。然后在研究的基础上提出了一种受功率器件瞬态功率和结温影响的3L-NPC逆变器系统安全工作区。结果表明,该安全工作区更符合实际工况,对分析逆变器失效机理具有重要意义。最后,基于相关测试平台验证了理想和实际条件下逆变器功率器件的开关特性。Power device is an important factor that leads to inverter failure during operation,so it is very important to study the influence of power device on inverter failure mechanism.Firstly,the topology model of 3-level neutral-pointclamped(3L-NPC)inverter with stray inductance is established.Secondly,the failure mechanism of power device in switching transient process is studied from the perspective of inverter topology with stray inductance.Based on the research,a safe operating area of 3L-NPC inverter system is proposed under the influence of instantaneous power and junction temperature of power device.The results show that the safe operating area is more in line with the actual working conditions,which is of great significance to the analysis of inverter failure mechanism.Finally,the switching characteristics of inverter power devices under ideal and practical conditions are verified based on the related experimental platform.
