摘 要:考虑GaAs非对称半指数量子阱中的生长方向存在非对称半指数势和在垂直于量子阱的生长方向存在各向异性抛物势的情况下,从理论上研究了非对称半指数量子阱中弱耦合磁极化子的性质。采用线性组合算符方法和两次幺正变换,导出非对称半指数量子阱中弱耦合磁极化子的基态能量。选择非对称半指数GaAs半导体量子阱晶体作为例子,讨论了非对称半指数量子阱中弱耦合磁极化子的基态能量随磁场的回旋共振频率、非对称半指数受限势的两个参数和x方向及y方向的各向异性抛物势的受限强度的变化关系。数值计算结果显示:非对称半指数量子阱中弱耦合磁极化子的基态能量随磁场的回旋共振频率增加而增大,磁极化子的基态能量是参量U0的增函数,是参量σ的减函数。磁极化子的基态能量随x方向和y方向的各向异性抛物势的受限强度的增加而迅速增大,表现了奇特的量子尺寸限制效应。Considering the existence of an asymmetrical semi-exponential potential in the growth direction of GaAs asymmetrical semi-exponential quantum well and an anisotropic parabolic potential in the direction perpendicular to the quantum well,the properties of the weak-coupling magnetopolar⁃on in asymmetrical semi-exponential quantum well are theoretically investigated.Using the linear com⁃bination operator method and the unitary transformation method,the ground state energy of the weakcoupling magnetopolaron in the asymmetrical semi-exponential quantum well is derived.Taking GaAs asymmetrical semi-exponential quantum well as an example,the relationship of the ground state ener⁃gy of the weak-coupling magnetopolaron in asymmetric semi-exponential quantum well versus the cy⁃clotron frequency of the magnetic field,the two parameters of the asymmetrical semi-exponential con⁃finement potential and the confinement strengths of an anisotropic parabolic potential in the x and y di⁃rections are discussed.Numerical calculation results show that the ground state energy of the weakcoupling magnetopolaron in asymmetrical semi-exponential quantum well increases as the cyclotron frequency of the magnetic field increases,the ground state energy of magnetopolaron is an increasing function of the parameter U0 and the decreasing function of the parameterσ.The ground state energy of magnetopolaron rapidly increases with the increase of the confinement strengths of an anisotropic parabolic potential in the x and y directions,which exhibits a peculiar quantum size confinement effect.
