摘  要:在粒子加速器系统、大功率雷达的驱动级、高灵敏的射频传感系统等高线性领域,广泛采用甲类放大器。采用管芯结构为LDMOS的PTVA102001EA作为功率管,对输出匹配进行谐波控制,再对包含高频器件模型在内的电路版图进行Momentum电磁场联合仿真,完成一个具有谐波抑制功能的高线性平衡式功率放大器。其中心频率为1.1 GHz,带宽为100 MHz,输出功率为200 W,合成效率高达95%。所提设计思路可用于驱动级传感电路和射频功放系统设计。Class-A amplifiers are widely used in high-linearity fields such as particle accelerator system, driving stages of high-power radars, and highly sensitive RF sensing systems.The PTVA102001 EA with LDMOS is used as the power transistor.The output matching is controlled by harmonic, and the Momentum electromagnetic field co-simulation is performed in the circuit layout including the high-frequency device model.A high linear balanced power amplifier with harmonic rejection is completed.The center frequency is 1.1 GHz, the bandwidth is 100 MHz, the output power is 200 W,and the combining-efficiency is up to 95 %.This design idea can be used in the design of driving stage sensing circuit and RF power amplifier system.
