摘  要:基于SIP技术的单元数字化收发通道能减小传统数字阵列模块的体积和重量,提高系统动态和数据传输性能。设计一种基于系统级封装的单元数字化收发通道,将微波、模拟以及数字等不同工艺的器件集成在一个SIP中,并应用了单元数字化、小型化LTCC滤波器、MEMS滤波器、基于AlN的高密度集成、宽带信号采集与数据传输以及电磁兼容等技术,在工作频带内以100 MHz信号带宽工作时,输出功率≥40 W,噪声系数≤2.46 dB,瞬时动态范围≥60 dB,效率≥40.6%,可应用于数字阵列体制雷达系统中。The unit digital transceiver channel based on SIP technology can reduce the volume and weight of traditional digital array modules,and improve system dynamics and data transmission performance.This paper designs a system-level packaging-based unit digital transceiver channel,which integrates microwave,analog,and digital devices in a SIP,and uses unit digitalization,small LTCC filters,MEMS filters,and AlN-based High-density integration,broadband signal acquisition and data transmission,electromagnetic compatibility and other technologies.When working in a 100 MHz signal bandwidth within the working frequency band,the output power is greater than 40 W,the noise figure is less than 2.46 dB,the instantaneous dynamic range is greater than 60 dB,and the efficiency is greater than 40.6%.It can be applied to digital array radar system.
