摘　　要：反向恢复时间Trr是衡量二极管等器件反向恢复特性最重要的参数。针对当前Trr测试仪无法同时满足不同的测试要求,且Trr测量下限大多为20 ns及以上的问题,研制了符合4种要求(分为4档)、数字化显示Trr值的测试装置。利用选择开关构建多档电路,组合不同的正向电流IF脉冲、反向电压UR脉冲加载于被测二极管DUT,产生反向恢复信号。设计发射极耦合逻辑电路形成电压比较器,将该信号变成宽度为Trr的脉冲;使用模/数转换器将其转换为Trr值并驱动发光二极管显示出来,二极管Trr的测量下限可达15 ns。采用本装置的4个档位分别测试了3种二极管,显示的Trr值与示波器的测量值基本吻合,验证了设计的可行性。不仅可以作为综合创新型教学设计案例,还能满足部分企业需求。Reverse recovery time(Trr)is the most important parameter that reflects the reverse recovery characteristics of the diode,etc.devices.The existing testers can be only performed according to one of the detection standards,while cannot comply with the requirements of different standards,and the lowest metering range(LMR)of Trr,of the existing apparatuses is up to 20 ns or more.In this work,a multistage test equipment of Trr has been developed for satisfying four detection requirements,and the results can be showed on the displayer.In the electrical system,the selection switch is employed to form the multistage circuit for combing the different pulses of forward current(IF)and reverse voltage(UR)to apply on the diode under test(DUT),which leads the DUT to yield a reverse recovery signal.A voltage comparator consisted of emitter coupling logic(ECL)circuit is configurated to convert the signal waveform into a pulse with the width equal to the value of Trr,as called the Trr pulse,which can be transformed by the analog-to-digital converter(ADC)into the Trr value while be showed on the displayer of light-emitting diode(LED).The Irr waveforms and the values of Trr of three kinds of diodes are detected by the fabricated apparatus with an oscilloscope.The results exhibit that the values of Trr appeared on the LED displayer coincide to those measured by the oscilloscope,which verifies the feasibility of the design,and the LMR of Trr is up to 15 ns.It can be not only as a case of comprehensive and innovative teaching design,also it can meet the needs of some enterprises.
