摘 要:微电子敏感设备受到雷电电磁脉冲时采用电涌保护器(SPD)中的气体放电管(GDT)做过电压保护,为此研究了GDT物理电学特性,在PSpice软件仿真的基础上结合1.250~820μs组合波冲击试验提出非线性电阻与电压控制开关建模的GDT模型,给出冲击浪涌峰值为2 kV,3 kV,6 kV的电压随时间和冲击放电电压、上升时间随冲击电压变化率的实验与仿真模型对比图。研究结果表明:组合波冲击试验浪涌峰值相同的条件下,该模型与实验的上升时间、冲击电压较为接近,随着浪涌峰值增大,上升时间最短;冲击电压变化率增大,冲击放电电压和上升时间均最小。In the microelectronic sensitive equipment,the gas discharge tube(GDT)in surge protective device(SPD)is used to deal with lightning electromagnetic pulse for overvoltage protection.Therefore,the physical and electrical characteristics of GDT are studied,a GDT model modeling with the nonlinear resistance and voltage control switch is proposed on the basis of PSpice software simulation and in combination with 1.2/50~8/20μs wave impulse test.The comparison diagrams of experimental results and simulation models of the voltage(whose the peak values of impulse surge are 2 kV,3 kV and 6 kV)changed with time and impulse discharge voltage,and with rise time and impulse voltage are given.The experimental results show that when the surge peak value of combined wave shock test is the same,the rise time and impulse voltage of the model are close to those of the experiment,and with the increase of surge peak value,the rise time is the shortest;when the change rate of impulse voltage increases,the impulse discharge voltage and rise time are the smallest.
