各向异性抛物势和杂质对非对称半指数量子阱中束缚极化子基态结合能的影响

摘  要:在本工作中,当量子阱的生长方向存在非对称半指数势和在垂直于量子阱的生长方向存在各向异性抛物势时,研究了非对称半指数量子阱中弱耦合杂质极化子的性质.非对称半指数量子阱中心处有1个类氢杂质的情况下,理论上导出了非对称半指数量子阱中弱耦合杂质极化子的基态结合能.在这一方面,取GaAs非对称半指数量子阱作为例子,计算了弱耦合杂质极化子的基态结合能随库仑杂质势的强度、非对称半指数受限势的2个参数和各向异性抛物势的受限强度的变化关系.得出结果:基态结合能随参数U0和抛物势的受限强度的增加而增大,却伴随着另一个参数σ和库仑杂质势的强度的增加而减少,表现出奇特的量子尺寸限制效应.In this work,when there is an asymmetric semi-exponential potential in the growth direction of the quantum well and an anisotropic parabolic potential perpendicular to the growth direction of the quantum well,we have studied the properties of the weakly coupled impurity polaron in the asymmetric semi-exponential quantum well.When there is a hydrogen-like impurity in the center of the asymmetric semi-exponential quantum well,the ground state binding energy of weak coupling impurity polaron in asymmetric semi-exponential quantum well is derived theoretically.In this regard,taking a GaAs asymmetric semi-exponential potential quantum well as an example,the variation of the ground state binding energy of weak coupling impurity polaron with the strength of the coulomb impurity potential,two parameters of asymmetric semi-exponential confinement potential and confinement strength of anisotropic parabolic potential are calculated.The results show that the ground state binding energy increases with the increasing of the confinement strength of the parameter U0 and anisotropic parabolic potential,but decreases with the increasing of another parameterσand the strength of the coulomb impurity potential,showing a strange quantum size confining effects.
