摘  要:研究了集成式DC-DC电源变换器在不同负载电流、不同输入电压、不同剂量率以及关断模式条件下的电离总剂量效应。实验采用在线测试和原位测试方法,在辐照前后以及辐照过程中,测试和分析了DC-DC电源变换器的关键参数。实验结果表明,大负载电流条件下,输出电压的退化更显著,且退化程度更严重,对这一现象提出了详细解释。输入电流作为关断模式条件下的重要敏感参数,可以用来评估器件的可靠性。此外,由于退火效应,低剂量率下的输出电压退化程度小于高剂量率下的输出电压退化程度。因此,剂量率的选择对分析和评估DC-DC电源变换器的电离总剂量效应非常重要。The total ionization dose effect of the integrated DC-DC power converter was studied under different conditions of different load currents,different input voltages,different dose rates and shutdown mode conditions.The experiment adopted online testing and in-situ testing methods.Before and after the irradiation and during the irradiation,the key parameters of the DC-DC power converters were tested and analyzed.The experimental results show that under the condition of large load current,the degradation of the output voltage is more significant,and the degree of degradation is more serious.A detailed explanation is provided for this phenomenon.The input current,as an important sensitive parameter under shutdown mode conditions,can be used to evaluate the reliability of the device.In addition,due to the annealing effect,the degradation degree of the output voltage at a low dose rate is less than that at a high dose rate.Therefore,the choice of rate is very important when analyzing and evaluating the total ionization dose effect of DC-DC power converters.
