摘　　要：分析了DFN/QFN产品溢料缺陷产生的原因,并针对溢料缺陷提出了几种相应的纠正措施、改善解决方案,指出应从模具关键尺寸配合间隙完善设计。The causes of overflow defects in DFN/OFN products are analyzed in this paper,and several corresponding corrective measures and improvement solutions are put forward for overflow defects.It is pointed out that the design should be improved from the key dimensions and fit clearance of the die.
