摘  要:小型化是未来无线通信设备发展的重要需求之一,而SIP(System in Package)技术则是一种实现小型化的重要方法。为了解决通信设备小型化、高性能、低功耗和高可靠性的问题,本文设计的信号处理芯片采用系统级封装SIP技术集成了多种裸芯,实现了数据处理系统核心器件的模块化和小型化。集成后的电路功能上结合了FPGA电路的灵活性和EMMC、DDR3电路的高速存储能力,且集成后的尺寸比传统工艺电路缩小5~20倍。通过分析无线通信系统的技术需求,优化SIP芯片系统架构,采用集成多个芯片裸芯提高了信号处理系统的集成度和可靠性。经验证,本文设计的信号处理芯片可以达到无线通信设备的小型化需求,符合电子技术和无线通信系统的未来发展方向。Miniaturization is one of the important requirements for the development of future wireless communication equipment,and SIP(System in Package)technology is an important method to achieve miniaturization.In order to solve the problems of miniaturization,high performance,low power consumption and high reliability of communication equipment,the signal processing chip designed in this paper adopts system-in-package SIP technology to integrate a variety of bare cores,and realizes the modularization and miniaturization of the core components of the data processing system.The integrated circuit function combines the flexibility of the FPGA circuit with the high-speed storage capacity of the EMMC and DDR3 circuits,and the integrated size is 5-20 times smaller than the traditional process circuit.By analyzing the technical requirements of the wireless communication system,the SIP chip system architecture is optimized,and the integration of multiple chip dies has been adopted to make some improvements on the reliability and integration of the signal processing system.It has been verified that the signal processing chip designed in this paper can meet the miniaturization requirements of wireless communication equipment,and is in line with the future development direction of electronic technology and the wireless communication system.
