摘  要:设计并实现了一种基于碳化硅(SiC)金属氧化物半导体场效应晶体管(MOSFET)的400Hz航空地面节能型软开关中频电源,该系统由控制单元、驱动单元、整流器单元、双路有源软开关脉宽调制(PWM)变换器、采样单元、滤波单元及故障保护单元组成。开关器件选用全SICMOSFET替代传统的绝缘栅双极型晶体管(IGBT),并且在开关管切换过程中应用双路有源软开关技术,因SiCMOSFET极低的开关损耗、高开关频率等特点,极大降低了系统整体损耗,电能转换效率大大提高,同时给出了实现该系统所需的总体方案及硬件主回路、控制电路等设计。实验结果表明该电源系统具有良好的稳定性、可靠性及高电能转换效率,满足航空地面设备节能减排设计需求。A 400 Hz aviation ground energy saving soft switching medium frequency power supply based on silicon carbide(SiC)metal oxide semiconductor field effect transistor(MOSFET)is designed and implemented.The system consists of a control unit,a drive unit,a rectifier unit,dual-active soft switching pulse width modulation(PWM)con-verter,a sampling unit,a filtering unit and a fault protection unit.The full SiC MOSFET switching devices are used to replace traditional insulated gate bipolar transistor(IGBT),dual-active soft switching technology is applied in the process of the switch tube switching,because of low switch loss,high switching frequency,etc.of SiC MOSFET,the overall loss of the system is greatly reduced,the power conversion efficiency is greatly increased,at the same time the overall scheme and hardware main circuit,control circuit design and so on are given.Experimental results show that the power system has good stability,reliability and high power conversion efficiency,which can meet the energy saving and emission reduction design requirements of aviation ground equipment.
