摘 要:硅锗热电器件是利用塞贝克效应将热能直接转化为电能的换能部件,使用温度高,综合性能优异,被应用于深空探测核电源中。然而,硅锗热电材料的批量生产和性能统计分布规律未见报道。本文研究了硅锗热电材料性能的各向异性。并对不同批次热电材料性能进行了测试,总结分析了62个P型硅锗与57个N型硅锗样品的电阻率、塞贝克系数、功率因子,研究了小批量生产硅锗热电材料性能分布。并且使用COMSOL有限元分析软件对硅锗热电元件与器件进行仿真分析,研究了电极电阻、电偶臂与电极尺寸对硅锗热电元件性能的影响;研究了电偶臂性能差异性对硅锗热电器件的影响,计算了绝热和辐射传热条件下硅锗热电器件的输出特性。SiGe thermoelectric module is an energy conversion component that directly converts thermal energy into electrical energy using the Seebeck effect.It has high operating temperature and excellent performance,and is used in nuclear power sources for deep space exploration.However,the batch production and statistical distribution of properties of SiGe thermoelectric materials have not been reported.The anisotropy of properties of SiGe thermoelectric materials was studied in this paper.The properties of different batches of thermoelectric materials were tested.The resistivity,Seebeck coefficient and power factor of 62 P-type SiGe and 57 N-type SiGe samples were summarized and analyzed.The performance distribution of batch production of SiGe thermoelectric materials was studied.Properties of SiGe thermoelectric unicouple and module were simulated by COMSOL finite element analysis software.Influence of electrode resistance,thermoelectric legs size and electrode size on the performance of SiGe thermoelectric unicouple were investigated.Performance of SiGe thermoelectric module with inhomogeneous thermoelectric legs properties was simulated.Output characteristics of SiGe thermoelectric module under adiabatic and radiative heat transfer conditionwere calculated.
