车用功率二极管动态雪崩击穿特性仿真分析

摘  要:为研究车用功率二极管的损坏机制、实现较高的动态雪崩耐量,利用Silvaco TCAD软件对一般中小型斜面终端结构二极管进行动态仿真分析。通过对器件动态损坏机制、电场分布、电流密度分布和温度分布的考虑,仿真出二极管先后出现的一级、二级、三级雪崩,并对三级雪崩产生的不可移动或移动缓慢的电流丝的成因做出详细分析。对车用功率二级管动态雪崩击穿进行仿真研究,深入揭示二级管动态击穿的损坏机理。研究为车用功率二级管的改进和选择提供有益的参考。In order to study the damage mechanism of automotive power diodes and achieve high dynamic avalanche tolerance,the general small and medium-sized inclined terminal diodes are dynami-cally simulated and analyzed by Silvaco TCAD.By considering the dynamic damage mechanism,electric field distribution,current density distribution and temperature distribution of the device,the first,second and third-order avalanches of the diode are simulated,and the causes of immobile or slow-moving current thread produced by the third-order avalanches are analyzed in detail.The dynamic avalanche breakdown of vehicle automotive power diode is simulated,and the damage mechanism of dynamic breakdown of diode is revealed,whick provides a useful reference for the improvement and selection of automotive power diode.
