摘 要:基于非线性光学中电光效应的信号调制技术能控制和改变光场的相位和强度分布,利用半导体材料的非线性电光效应的外调制技术能够实现高速数据传输。GaAs-AlGaAs是常用的电光调制晶体材料,制备工艺成熟价格低廉。文章分析了电光调制的工作原理,对去除衬底GaAs-AlGaAs的电光调制器有源区的折射率变化以及光强分布等参数进行模拟计算。结果表明:材料折射率及光强分布随外加电场较为均匀,利用该材料制成的电光调制器有望实现低电压调制下的高速数据传输。The signal modulation technology based on electro-optical effect in nonlinear optics can control and change the phase and intensity distribution of the optical field,and the external modula tion technology using the nonlinear electro-optical effect of semiconductor materials can realize high-speed data transmission.GaAs-AlGaAs is a commonly used electro-optical modulation crystal material with mature preparation process and low price.In this paper,we analyze the working principle of electro-optical modulation and simulate the refractive index change and light intensity distribution in the active region of electro-optical modulator with GaAs-AlGaAs removed from the substrate,and the results show that the refractive index and light intensity distribution are more uniform with the applied electric field,and the electro-optical modulator made of this material is expected to realize high-speed data transmission under low-voltage modulation.
