摘 要:低成本、环保的硫化亚锡(SnS),因具有较高的吸收系数与合适的禁带宽度,成为薄膜太阳能电池中很有潜力的光吸收层材料。但是目前已报道的SnS薄膜太阳能电池效率仍较低。本文对二氧化钛(TiO_(2))缓冲层在SnS薄膜太阳能电池中的应用进行数值仿真研究。首先对吸收层的厚度与掺杂浓度、缓冲层的厚度与掺杂浓度进行了讨论,优化后的光电转换效率达到15.66%。然后在此基础上仿真分析了环境温度、背接触金属功函数对电池性能的影响。由仿真结果可知,该电池效率的温度系数为-0.029%/K,当背接触功函数大于5.1 eV时,电池性能较好。这为以后研发高性能的SnS薄膜太阳能电池提供了理论指导与参考。SnS is a non-toxic,low-cost material and becomes one of the most promising absorber materials in thin film solar cells for the high absorption coefficient and near-optimal bandgap.However,the reported efficiencies of SnS devices are low.the numerical simulation of SnS thin film solar cells equipped with TiO_(2) buffer layer was investigated in this paper.Firstly,the cell parameters such as thickness and doping concentration of absorber layer and buffer layer were discussed.After optimization,the maximum power conversion efficiency of 15.66%has been reached.Then,the effect of working temperature and back contact metal work function on the performance parameters of SnS based solar cell was studied.The simulation results show that the temperature coefficient of the conversion efficiency is-0.029%/K.When the back contact metal work function is larger than 5.1 eV,the cell performance is better.All these simulations provide theoretical guidance for the research and development of SnS thin film solar cell with highly efficient energy harvesting.
