摘 要:探讨导热填料的改性工艺,并以二甲基硅油、自主改性的铝粉和氧化锌为主要原料制备高导热低热阻硅脂。结果表明:当偶联剂用量为1.5%、反应温度为100℃和反应时间为60min时,改性得到的导热填料吸油值最小。使用不同粒径的复合导热填料比单一粒径导热填料更能提高硅脂的导热性能。当铝粉和氧化锌以质量比为5∶1进行复配,总质量含量为92%时,导热系数达到4.53W/(m·K),热阻为0.049℃/W。硅脂经过高温、高温高湿和冷热冲击等条件老化1000h后,胶体未出现变干粉化现象,仍保持柔软状态,热阻基本不变。The modification technology of thermal conductivity filler was discussed,and prepared silicon grease with high thermal conductivity and low thermal resistance from dimethyl silicone oil,aluminum powder and zinc oxide as main materials.The results shown that when the amount of coupling agent was 1.5%,the reaction temperature 100℃,the reaction time 60 min,the oil absorption value of the modified thermal conductivity filler was the minimum.It is found that the thermal conductivity of the silicone grease can be improved more by using composite thermal conductivity filler with different particle sizes than that of single particle sizes.The thermal conductivity of trhe thermal grease increased with the increase of filler content.When the mass ratio of aluminum powder and zinc oxide was 5∶1 and the total filler content was 92 wt%,the thermal conductivity reached 4.53 W/(m·K)and the thermal resistance was 0.049℃/W.After 1000 h aging of the silicone grease under conditions of high temperature,high temperature and high humidity,and cold and hot shock,the colloid did not dry and powdery,but still remained soft,and the thermal resistance was basically unchanged.
